The substrate processing method and substrate processing system according to the present invention involve: forming a liquid film of a liquid containing ultrafine bubbles on a surface of a substrate maintained in a generally horizontal position; introducing a processing fluid that is not in a supercritical state into a chamber housing the substrate on which the liquid film has been formed; increasing the pressure of the processing fluid so as to reach the supercritical state to cause the liquid on the substrate surface to be replaced with the processing fluid; reducing the pressure in the chamber to vaporize the processing fluid in the supercritical state and to discharge the same from the chamber. In the technique of processing a substrate with a processing fluid in the super critical state in a chamber, the liquid can be satisfactorily replaced with a processing fluid that has not entered a supercritical state. Le procédé de traitement de substrat et le système de traitement de substrat selon la présente invention consistent à : former un film liquide d'un liquide contenant des bulles ultrafines sur une surface d'un substrat maintenu dans une position généralement horizontale ; introduire un fluide de traitement qui n'est pas dans un état supercritique dans une chambre contenant le substrat sur lequel le film liquide a été formé ; augmenter la pression du fluide de traitement de façon à atteindre l'état supercritique pour faire remplacer le liquide sur la surface de substrat par le fluide de traitement ; réduire la pression dans la chambre pour vaporiser le fluide de traitement dans l'état supercritique et pour l'évacuer de la chambre. Dans la technique de traitement d'un substrat avec un fluide de traitement à l'état supercritique dans une chambre, le liquide peut être remplacé de manière satisfaisante par un fluide de traitement qui n'est pas entré dans un état supercritique. 本発明に係る基板処理方法および基板処理システムは、略水平姿勢に保持した基板の表面に、ウルトラファインバブルを含む液体による液膜を形成し、液膜が形成された基板が収容されたチャンバ内に超臨界状態でない処理流体を導入し、処理流体を加圧して超臨界状態に至らせ、基板表面の液体を処理流体により置換し、チャンバ内を減圧して、超臨界状態となった処理流体を気化させてチャンバ外へ排出する。チャンバ内で超臨界状態の処理流体により基板を処理する技術において、超臨界状態となる前の処理流体による液体の置換を良好に行うことができる。
