Apparatuses and methods are provided. Some methods may include providing a substrate to a processing chamber, the substrate having a first material adjacent to and covering a surface of a second material, modifying a layer of the first material by flowing a first process gas onto the substrate and thereby creating a modified layer of the first material, removing the modified layer of the first material by flowing a second process gas onto the substrate, and converting, when the surface of the second material is uncovered via removal of the modified layer, the surface to a converted layer of the second material by flowing a third process gas onto the substrate, in which the first and second process gases are less reactive with the converted layer than with the first material and the second material. La présente invention concerne des appareils et des procédés. Certains procédés peuvent consister à disposer un substrat dans une chambre de traitement, le substrat ayant un premier matériau adjacent à une surface d'un second matériau et recouvrant cette dernière, à modifier une couche du premier matériau par écoulement d'un premier gaz de traitement sur le substrat et à créer ainsi une couche modifiée du premier matériau, à éliminer la couche modifiée du premier matériau par l'écoulement d'un deuxième gaz de traitement sur le substrat, et à convertir, lorsque la surface du second matériau est découverte par le retrait de la couche modifiée, la surface en une couche convertie du second matériau par écoulement d'un troisième gaz de traitement sur le substrat, dans laquelle les premier et deuxième gaz de traitement sont moins réactifs avec la couche convertie qu'avec le premier matériau et le second matériau.
