L'invention concerne un procédé de formation d'oxyde d'hafnium ferroélectrique (HfO2) dans un système de traitement de substrat. Le procédé comprend le dépôt d'une couche de HfO2 sur un substrat, le dépôt d'une couche de recouvrement sur la couche de HfO2, le recuit de la couche de HfO2 et de la couche de recouvrement pour former de l'hafnium ferroélectrique HfO2, et la gravure sélective de la couche de recouvrement pour retirer la couche de recouvrement sans retirer la couche de HfO2.
