A selective wet etching process is used to remove the hard mask material. Trench recess depth is effectively controlled. L'invention porte sur un procédé d'élimination d'un matériau de masque dur d'un substrat de type SOI sans avoir à utiliser de procédé de polissage chimico-mécanique (CMP). Un matériau de blocage est déposé sur un matériau de masque dur après un procédé de gravure ionique réactive (RIE) de tranchées profondes. Le matériau de blocage sur le matériau de masque dur est éliminé. Un procédé de gravure humide sélective est utilisé pour éliminer le matériau de masque dur. La profondeur des creux des tranchées est efficacement maîtrisée.
