A metal polishing and a process method of oxide film, which is applied to a metal object. The metal polishing and the process method of oxide film includes: (a) arranging the metal object in an electrolyte; (b) using a temperature control device to control the temperature of the electrolyte; (c) having a voltage device to apply an operation voltage between the metal object and the electrolyte; (d) by adjusting the temperature control device and the voltage device, the surface of the metal object is polished and an oxide layer is formed; and (e) according to an operation time, determining a film thickness of the oxide layer to be formed on the metal object, wherein the film thickness is related to a roughness and a color exhibited by the metal object. The metal object may be dyed together during the polishing process without the need to add any dye. The disclosed prevention also provides a metal polishing and oxide film processing system.
