Summary: | Embodiments of the present invention provide a method for electroplating high-phosphorus nickel-phosphorus coatings with improved cathodic current efficiency. The method includes an electrolyte containing nickel ions and phosphorus acid, and a pulse current waveform. The parameters of the current waveform include the pulse current density, on-time, off-time, pulse frequency and duty cycle. For pulse electroplating, nickel ions and phosphorus acid at cathode/solution interface, which are consumed to form nickel-phosphorus electrodeposits, can be replenished via diffusion during the off-time period. This replenishment leads to an increase in the deposit phosphorus content while retains a relatively current efficiency. |
