본 발명의 일 관점에 의하면, 실리콘 질화물을 포함하는 패턴구조 형성방법이 제공된다. 본 발명의 일 실시예에 의하면, 상기 패턴구조 형성방법은, 개구부 주변 및 바닥부가 제 1 실리콘 질화물로 구성된 리세스 영역을 포함하는 패턴구조가 일면 상에 형성된 기판을 기판 처리장치 내로 제공하는 단계; (a1) 제 1 실리콘 질화물 상에 제 2 실리콘 질화물을 성막하되, 개구부 주변에서의 성막두께에 비해 바닥부에서의 성막두께가 더 작은 값을 가지도록 성막하는, 성막단계; (b1) 개구부 주변에서는 (a1) 단계에서 성막한 두께만큼 제 2 실리콘 질화물을 식각하고, 바닥부에서는 (a1) 단계에서 성막된 제 2 실리콘 질화물을 식각하여 제거하고 그 하부의 제 1 실리콘 질화물도 식각하는, 식각단계; (a1) 단계 및 (b1) 단계를 1 주기로 n회 (n은 1 이상 자연수) 수행하되, 바닥부를 구성하는 제 1 실리콘 질화물이 제거될 때까지 수행하는 단계;를 포함한다.
