[과제] 챔버의 리크의 유무를 정밀도 있게 검출할 수 있는 기판 처리 장치 및 기판 처리 장치의 리크 판정 방법을 제공한다. [해결 수단] 챔버에 수용된 기판을 가열하는 기판 처리 장치의 리크 판정 방법이다. 챔버(6) 내에서 반도체 웨이퍼(W)에 가열 처리를 행하는 가열 공정과, 가열 공정 후에 챔버(6)로부터 반도체 웨이퍼(W)를 반출하는 반출 공정과, 챔버(6) 내의 분위기 온도를 계측하는 온도 계측 공정과, 챔버(6)의 리크 판정 처리를 행하는 리크 판정 공정(단계 S5)을 구비한다. 반도체 웨이퍼(W)를 챔버(6)로부터 반출한 후에 분위기 온도가 소정의 대기 지정 온도로 강온할 때까지 대기하고, 분위기 온도가 대기 지정 온도에 도달했을 때에 리크 판정 처리를 개시한다(단계 S2, 단계 S3 참조). A leak determination method includes: a heating step of heating a semiconductor wafer in a chamber; a transport step of transporting the semiconductor wafer from the chamber after the heating step; a temperature measurement step of measuring an ambient temperature in the chamber; and a leak determination step of performing leak determination processing of the chamber. After the semiconductor wafer is transported from the chamber, waiting is continued until the ambient temperature decreases to a predetermined waiting specified temperature, and the leak determination processing is started when the ambient temperature reaches the waiting specified temperature.
