A ternary content addressable memory (TCAM) device, according to one embodiment of the present invention, comprises: a channel area; a source area which is formed on one side of the channel area and has a first conductive type; a drain area which is formed on the other side of the channel area and has a second conductive type, opposed to the first conductive type; a gate insulation layer on the channel area; a ferroelectric layer which is formed on the gate insulation layer and is capable of data storage; and a tunnel field effect transistor which comprises a gate electrode layer on the ferroelectric layer and has a ferroelectric memory function. A first input value comprises a voltage applied to the gate electrode layer, and a second input value comprises a data state stored in the tunnel field effect transistor by using the ferroelectric layer. An output value comprises a voltage value output through an output terminal connected to the drain area. The purpose of the present invention is to provide a TCAM device which can be implemented by a single transistor and an operating method thereof. 본 발명의 일 관점에 의한 TCAM 소자는, 채널 영역과 상기 채널 영역의 일측에 형성되고, 제 1 도전형을 갖는 소오소 영역과, 상기 채널 영역의 타측에 형성되고, 상기 제 1 도전형의 반대인 제 2 도전형을 갖는 드레인 영역과, 상기 채널 영역 상의 게이트 절연층과, 상기 게이트 절연층 상에 형성되고, 데이터 저장이 가능한 강유전층과, 상기 강유전체층 상의 게이트 전극층을 포함하는, 강유전 메모리 기능을 갖는 터널 전계효과 트랜지스터를 포함하고, 제 1 입력값은 상기 게이트 전극층에 인가되는 전압을 포함하고, 제 2 입력값은 상기 강유전체층을 이용하여 상기 터널 전계효과 트랜지스터에 저장된 데이터 스테이트를 포함하고, 출력값은 상기 드레인 영역에 연결된 출력 단자를 통해 출력되는 전압값을 포함한다.
