A memory element of the present embodiment comprises: a memory part that stores data; and a selection element part electrically connected to the memory part, and comprising a first electrode layer, a second electrode layer, and a selection element layer interposed between the first electrode layer and the second electrode layer and doped with first and second dopants in an insulating material layer, wherein the first dopant and the second dopant can form a trap in the insulating material layer, and an energy level of the trap formed by the first dopant may be greater than an energy level of the trap formed by the second dopant.
