A semiconductor package according to exemplary embodiments of the present invention comprises: an interposer; an electronic component which is arranged on the interposer, has a first side and a second side opposing each other, and includes a plurality of memory dies stacked in a vertical direction; at least one first through pipe which is adjacent to the first side, penetrates the electronic component in the vertical direction, and moves a cooling fluid therein; and a plurality of heat transfer lines which extend horizontally within the memory dies and are provided to extend parallel from the first through pipe toward the second side.
