The present invention inhibits particles from adhering to a substrate. A substrate processing method which uses a processing fluid in a supercritical fluid state to dry a substrate having a liquid adhering to a surface thereof is executed by a substrate processing apparatus which comprises a fluid ejecting unit and a supplying line connected thereto, a fluid discharging unit and a discharging unit connected thereto, and a flow control apparatus which is provided at least in one side among the supplying line and the discharging line, and controls the flow of a processing fluid flowing toward the fluid discharging unit from the fluid ejecting unit. The method comprises a distribution process which flows the processing fluid from the fluid ejecting unit to the fluid discharging unit in order to flow the processing fluid along a surface of the substrate. The distribution process comprises first and second distribution steps for flowing the processing fluid, respectively, in first and second distribution modes within a processing container.
