An objective of the present invention is to remove unnecessary objects with a small particle diameter attached to a substrate without affecting the surface of the substrate. According to an embodiment of the present invention, a substrate cleaning method comprises a film formation processing solution supply process, a separation processing solution supply process, and a dissolving processing solution supply process. The film formation processing solution supply process supplies a film formation processing solution including a volatile component and for forming a film on a substrate to the substrate. The separation processing solution supply process supplies a separation processing solution for separating a processing film formed by solidifying or hardening the film formation processing solution on the substrate by volatilizing the volatile component from the substrate to the processing film.
