The present invention relates to a wire bonding apparatus capable of suppressing the occurrence of poor bonding between a target bonding part and a wire. According to an embodiment, the wire bonding apparatus, which is a wire bonding apparatus bonding a wire to a target bonding part by generating ultrasonic vibrations while keeping the wire pressed on the target bonding part, includes: a bonding tool applying a load by making the wire come in contact with the target bonding part; an ultrasonic horn generating ultrasonic vibrations; a load sensor continuously detecting a load applied from the bonding tool to the target bonding part; and a control part controlling the operation of the bonding tool and the ultrasonic horn. The control part analyzes data of the load outputted from the load sensor during which the ultrasonic vibrations are generated after the contact between the wire and the target bonding part, and then, controls the operation of the bonding tool and the ultrasonic horn based on the results of analysis. 본 발명은, 피 접합부와 와이어의 사이의 접합 불량의 발생을 억제할 수 있는 와이어 본딩 장치를 제공한다. 실시 형태에 따른 와이어 본딩 장치는, 피 접합부에 와이어를 압박한 상태에서 초음파 진동을 발생시킴으로써, 상기 피 접합부에 상기 와이어를 접합시키는 와이어 본딩 장치이며, 피 접합부에 와이어를 접촉시켜서 하중을 가하는 본딩 툴과, 초음파 진동을 발생시키는 초음파 혼과, 상기 본딩 툴로부터 상기 피 접합부에 가해지는 하중을 연속적으로 검출하는 하중 센서와, 상기 본딩 툴 및 상기 초음파 혼의 동작을 제어하는 제어부를 구비하고 있다. 상기 제어부는, 상기 와이어가 상기 피 접합부에 접촉하고 나서 상기 초음파 진동을 발생시킬 때까지의 동안에 상기 하중 센서로부터 출력된 상기 하중의 데이터를 해석하고, 해석 결과에 기초하여, 상기 본딩 툴 및 상기 초음파 혼의 동작을 제어한다.
