어레이를 형성하는 방법은, 서로에 대해 실질적으로 동일한 크기 및 실질적으로 동일한 형상의 이격된 반복적 제 1 특징부의 패턴을 형성함에 있어서 2 개의 상이한 조성의 마스킹 재료를 사용하는 단계를 포함한다. 제 1 특징부에 비교하여 상이한 크기 또는 상이한 형상을 적어도 하나 가진 패턴-차단 제 2 특징부가 제 1 특징부의 패턴 내에 있고 제 1 특징부의 패턴을 차단한다. 패턴-차단 제 2 특징부와 함께 제 1 특징부의 패턴을, 제 1 특징부 및 패턴-차단 제 2 특징부 아래에 놓인 하부 기판 재료 내로 이동(translating)시킨다. 이동 중 또는 후에 하부 기판 재료 위에 있는 제 1 특징부 및 패턴-차단 제 2 특징부의 재료를 제거한다. 제거 후, 하부 기판 재료의 패턴-차단 제 2 특징부를 기준 위치로 이용하여, 2개의 상이한 조성의 마스킹 재료 중 어느 것이 하부 기판 재료 위에 놓였던 재료의 분석 영역 내의 제 1 특징부들 사이에 제 1 공간을 만드는데 사용되었는지를, 또는, 2개의 상이한 조성의 마스킹 재료 중 어느 것이 제 1 공간과 교번하도록 분석 영역 내 제 1 특징부들 사이에 제 2 공간을 만드는데 사용되었는지를 추정할 수 있다. 이러한 방법에 독립적인 구조가 개시된다. A method of forming an array comprising using two different composition masking materials in forming a pattern of spaced repeating first features of substantially same size and substantially same shape relative one another. A pattern-interrupting second feature of at least one of different size or different shape compared to that of the first features is within and interrupts the pattern of first features. The pattern of the first features with the pattern-interrupting second feature are translated into lower substrate material that is below the first features and the pattern-interrupting second feature. Material of the first features and of the pattern-interrupting second feature that is above the lower substrate material is removed at least one of during or after the translating. After the removing, the pattern-interrupting second feature in the lower substrate material is used as a reference location to reckon which of the two different composition masking materials was used to make first spaces between the first features in an analysis area in the material that was above the lower substrate material or which of the two different composition masking materials was used to make second spaces between the first features in the analysis area that alternate with the first spaces. Structure independent of method is disclosed.
