An objective of the present invention is to provide a substrate cleaning apparatus capable of improving removal of particles on a substrate after chemical mechanical planarization (CMP) by changing a design of a nozzle spraying a cleaning solution. The substrate cleaning apparatus comprises: a substrate holder configured to support a substrate; a swing main body moving, on a main surface of the substrate, along a sweep line; a head part coupled to the swing main body and including a pad attachment surface facing the substrate holder, wherein the pad attachment surface has a buffing pad attached thereto; a first cleaning solution supply structure coupled to the swing main body to spray a first cleaning solution onto the main surface of the substrate; and a second cleaning solution supply structure configured to spray a second cleaning solution onto the main surface of the substrate.
