Summary:Provided are a heat treatment method and a heat treatment device capable of controlling the temperature of an in-chamber structure to a stable temperature in a short time. After treatment of a preceding lot is completed, warm up treatment is started. In the warm up treatment, the in-chamber structure such as a susceptor and the like is kept at a constant heat-retaining temperature by light irradiation from a halogen lamp. When a signal to pay out a lot is received while the warm up treatment is performed, the treatment proceeds to conditioning treatment. In the conditioning treatment, the in-chamber structure like the susceptor and the like is temperature-controlled to the stable temperature by repeatedly performing the light irradiation on a dummy wafer held on the susceptor with the same light as the light of a semiconductor wafer included in a lot to be processed. By performing the conditioning treatment after performing the warm up treatment, the in-chamber structure can be temperature-controlled to the stable temperature in a short time. 챔버 내 구조물을 단시간에 안정 온도로 온도 조절할 수 있는 열처리 방법 및 열처리 장치를 제공한다. 선행하는 로트의 처리가 종료된 후, 웜업 처리가 개시된다. 웜업 처리에서는, 할로겐 램프로부터의 광 조사에 의해 서셉터 등의 챔버 내 구조물을 일정한 보온 온도로 보온한다. 웜업 처리의 실행 중에 로트를 내보내는 취지의 신호를 수신하면, 컨디셔닝 처리로 이행한다. 컨디셔닝 처리에서는, 서셉터에 유지한 더미 웨이퍼에 대해 처리 대상이 되는 로트에 포함되는 반도체 웨이퍼에 대한 것과 동일한 광 조사를 반복함으로써 서셉터 등의 챔버 내 구조물을 안정 온도로 온도 조절한다. 웜업 처리를 행한 후에 컨디셔닝 처리를 실행함으로써, 챔버 내 구조물을 단시간에 안정 온도로 온도 조절할 수 있다.
