A semiconductor device includes a first electrode having a first metal, a nitride of the first metal or a combination thereof. A second electrode facing the first electrode is provided. A dielectric structure is arranged between the first electrode and the second electrode. The dielectric structure includes: a central dielectric layer; a first reduction preventing layer arranged between the central dielectric layer and the first electrode, and having an oxide of the first metal; a first leakage preventing layer arranged between the first reduction preventing layer and the first electrode, and having a bandgap higher than the first reduction preventing layer; and a first trap inhibition layer arranged between the first reduction preventing layer and the first leakage preventing layer, and having an oxide of a substance offsetting an oxidation number difference between the first metal and a metal included in the first leakage preventing layer.
