A substrate processing device and method for concentrating a processing liquid may efficiently concentrate a phosphoric acid aqueous solution as a raw material for a phosphoric acid processing liquid to desired concentration. According to one aspect of the present disclosure, the substrate processing device comprises: a processing unit processing a substrate with a processing liquid; and a processing liquid generation unit generating the processing liquid supplied to the processing unit. The processing liquid generation unit has a storage unit, a circulation line, a heating unit, and a nozzle. The storage unit stores the processing liquid. The circulation line circulates the processing liquid stored in the storage unit. The heating unit heats the processing liquid.
