According to the present invention, a semiconductor device comprises: a first electrode formed on a substrate; a second electrode formed on the substrate; a dielectric layer structure interposed between the first electrode and the second electrode; and a crystallization inducing layer disposed between the dielectric layer structure and the first electrode, wherein the dielectric layer structure includes a first dielectric layer including a first dielectric material, and a second dielectric layer formed on the first dielectric layer and including a second dielectric material, wherein the first dielectric material includes a hafnium oxide having a tetragonal crystal phase. 반도체 장치는, 기판 상에 형성되는 제1 전극; 상기 기판 상에 형성되는 제2 전극; 상기 제1 전극과 상기 제2 전극 사이에 개재되는 유전층 구조물; 및 상기 유전층 구조물과 상기 제1 전극 사이에 배치되는 결정화 유도층을 포함하고, 상기 유전층 구조물은 제1 유전 물질을 포함하는 제1 유전층과, 상기 제1 유전층 상에 형성되며 제2 유전 물질을 포함하는 제2 유전층을 포함하며, 상기 제1 유전 물질은 테트라고날 결정상을 갖는 하프늄 산화물을 포함한다.
