According to an embodiment of the present invention, disclosed is a semiconductor device, which comprises: a semiconductor structure including first and second conductive semiconductor layers, and an active layer disposed between the first and second conductive semiconductor layers; a first electrode electrically connected to the first conductive semiconductor layer; and a second electrode electrically connected to second conductive semiconductor layer. The semiconductor structure includes a third conductive semiconductor layer disposed between the second conductive semiconductor layer and the second electrode. The first conductive semiconductor layer includes a first dopant, the second conductive semiconductor layer includes a second dopant, and the third conductive semiconductor layer includes the first and second dopants, wherein a concentration ratio of the first and second dopants doped on the third conductive semiconductor layer is 0.01 : 1.0 to 0.8 : 1.0. 실시 예는, 제1 도전형 반도체층, 제2 도전형 반도체층, 및 상기 제1 도전형 반도체층과 상기 제2 도전형 반도체층 사이에 배치되는 활성층을 포함하는 반도체 구조물; 상기 제1 도전형 반도체층과 전기적으로 연결되는 제1 전극; 및 상기 제2 도전형 반도체층과 전기적으로 연결되는 제2 전극을 포함하고, 상기 반도체 구조물은 상기 제2 도전형 반도체층과 상기 제2 전극 사이에 배치되는 제3 도전형 반도체층을 포함하고, 상기 제1 도전형 반도체층은 제1 도펀트를 포함하고, 상기 제2 도전형 반도체층은 제2 도펀트를 포함하고, 상기 제3 도전형 반도체층은 상기 제1 도펀트와 상기 제2 도펀트를 포함하고, 상기 제3 도전형 반도체층에 도핑된 제1 도펀트와 제2 도펀트의 농도비는 0.01:1.0 내지 0.8:1.0인 반도체 소자를 개시한다.
