Summary:A semiconductor device comprises: hole source patterns; electron source patterns located between neighboring hole source patterns; a laminate on the hole source patterns and the electron source patterns; and channel films which penetrate the laminate and are commonly in contact with at least one hole source pattern and at least one electron source pattern. Holes may be supplied from the hole source patterns to the channel films during an erase operation, and electrons may be supplied from the electron source patterns to the channel films during a read operation. 반도체 장치는 정공 소스 패턴들; 이웃한 정공 소스 패턴들의 사이에 위치된 전자 소스 패턴들; 상기 정공 소스 패턴들 및 상기 전자 소스 패턴들 상의 적층물; 및 상기 적층물을 관통하고 적어도 하나의 정공 소스 패턴과 적어도 하나의 전자 소스 패턴에 공통으로 접하는 채널막들을 포함하고, 소거 동작 시에 상기 정공 소스 패턴들로부터 상기 채널막들로 정공을 공급하고, 리드 동작 시에 상기 전자 소스 패턴들로부터 상기 채널막들로 전자를 공급할 수 있다.
