A method comprises: a step of forming a hard mask on a target layer; and a step of performing treatment on a first part of the hard mask to form a treated part and to leave a second part of the hard mask as untreated. The method further comprises a step of allowing both the treated and untreated parts of the hard mask to be etched, wherein the untreated part is removed as a result of etching and the treated part is remained after etching. A layer disposed under the hard mask is etched and the treated part of the hard mask is used as a part of an etching mask for etching the layer. 방법은 타겟층 위에 하드 마스크를 형성하는 단계, 처리 부분을 형성하고 하드 마스크의 제2 부분을 미처리 부분으로 처리하지 않은 채로 남기기 위해 하드 마스크의 제1 부분에 처리를 수행하는 단계를 포함한다. 상기 방법은 하드 마스크의 처리 부분 및 미처리 부분 모두가 에칭되게 하는 단계를 더 포함하고, 에칭의 결과로서 미처리 부분이 제거되고 에칭 후에 처리 부분이 남는다. 하드 마스크 아래에 놓이는 층이 에칭되고, 하드 마스크의 처리 부분은 에칭에서의 에칭 마스크의 일부로서 사용된다.
