The present invention relates to an apparatus and method for laser bonding of a flip chip and, more specifically, to an apparatus and method for laser bonding of a flip chip for bonding a flip-chip type semiconductor chip to a substrate using a laser beam. The apparatus comprises: a fixing member; a pressing member; a lifting member; and a laser head. According to the present invention, the apparatus and method may bond a semiconductor chip which may be bent or warped by performing a laser bonding to the substrate in a state that the semiconductor chip is pressurized to the substrate without causing contact failure of a solder bump. 본 발명은 플립칩 레이저 본딩 장치 및 플립칩 레이저 본딩 방법에 관한 것으로서, 더욱 상세하게는 플립칩 형태의 반도체 칩을 레이저 빔을 이용하여 기판에 본딩하는 플립칩 레이저 본딩 장치 및 플립칩 레이저 본딩 방법에 관한 것이다. 본 발명에 의한 플립칩 레이저 본딩 장치 및 플립칩 레이저 본딩 방법은 반도체 칩을 가압한 상태로 기판에 레이저 본딩함으로써 휘어져 있거나 휘어질 수 있는 반도체 칩도 솔더 범프의 접촉 불량 없이 기판에 본딩할 수 있는 효과가 있다.
