The present invention relates to a substrate cleaning apparatus and a method for removing a photoresist film thereof, and more specifically, to a substrate cleaning apparatus for improving substrate processing cleaning efficiency by performing a cleaning process of removing a photoresist film using a chemical mixed solution and superheated steam and to a method for removing a photoresist film thereof using the apparatus. The substrate cleaning apparatus comprises a chamber for loading or unloading a substrate formed with a photoresist film on a surface thereof; a first chemical solution supply unit for supplying a first chemical solution; a second chemical solution supply unit for supplying a second chemical solution; a mixer for supplying a mixed solution by mixing the first chemical solution with the second chemical solution at a specific ratio; a steam container for generating steam; an induction heating steam container for generating superheated steam by reheating the steam generated in the steam container; and an injection nozzle for mixing the mixed solution with the superheated steam to inject the same to the photoresist film. 본 발명은 기판 세정 장치 및 이를 이용한 기판 세정 장치의 포토레지스트 막 제거방법에 관한 것으로, 구체적으로는 화학혼합액과 과열증기를 이용하여 포토레지스트 막을 제거하는 세정공정을 수행함으로써, 기판처리 세정효율을 향상시키기 위한 기판 세정 장치 및 이를 이용한 기판 세정 장치의 포토레지스트 막 제거방법에 관한 것이다. 기판 세정 장치는 표면에 포토레지스트 막가 형성된 기판이 로딩 또는 언로딩되는 챔버; 제 1약액을 공급하는 제 1약액 공급부; 제 2약액을 공급하는 제 2약액 공급부; 상기 제 1약액과 제 2약액을 특정비율로 혼합하여 혼합액을 공급하는 믹서; 스팀을 생성하는 스팀용기; 상기 스팀용기에서 발생된 스팀을 재가열하여 과열증기를 생성하는 유도가열스팀용기; 및 상기 혼합액과 상기 과열증기를 혼합하여 상기 포토레지스트 막에 분사하는 분사노즐; 을 포함할 수 있다.
