A substrate processing method includes: a substrate maintaining step of horizontally maintaining a substrate; a liquid film forming step of forming a liquid film of a processing solution to cover an upper surface of the substrate by supplying the processing solution to the upper surface of the substrate; a liquid film removal region forming step of forming a liquid film removal region on the liquid film of the processing solution by partially excluding the processing solution from the liquid film of the processing solution; a liquid film removal region enlarging step of enlarging the liquid film removal region toward the outer periphery of the substrate; and a hydrogen fluoride atmosphere maintaining step of maintaining an atmosphere around a boundary between the liquid film removal region and the liquid film of the processing solution as an atmosphere of vapor including hydrogen fluoride in parallel with the liquid film removal region enlarging step.
