A method for selectively etching one exposed material of a substrate with respect to another exposed material of the substrate comprises: a step (a) of arranging the substrate in a processing chamber; a step (b) of setting a chamber pressure; a step (c) of setting an RF frequency and an RF power for an RF plasma; a step (d) of supplying a plasma gas mixture to the processing chamber; a step (e) of striking the RF plasma in the processing chamber in one of an electric mode (E-mode) and a magnetic mode (H-mode); and a step (f) of, during a plasma processing of the substrate, changing at least one among the chamber pressure, the RF frequency, the RF power, and the plasma gas mixture to switch from one of the E-mode and the H-mode to the other. 기판의 일 노출된 재료를 기판의 또 다른 노출된 재료에 대해 선택적으로 에칭하기 위한 방법은, a) 프로세싱 챔버 내에 기판을 배치하는 단계; b) 챔버 압력을 설정하는 단계; c) RF 플라즈마에 대한 RF 주파수 및 RF 전력을 설정하는 단계; d) 프로세싱 챔버로 플라즈마 가스 혼합물을 공급하는 단계; e) 전기 모드 (E-모드) 및 자기 모드 (H-모드) 중 일 모드에서 프로세싱 챔버 내에서 RF 플라즈마를 스트라이킹하는 단계; 및 f) 기판의 플라즈마 프로세싱 동안, E-모드 및 H-모드 중 일 모드로부터 E-모드 및 H-모드 중 다른 모드로 스위칭하도록 챔버 압력, RF 주파수, RF 전력 및 플라즈마 가스 혼합물 중 적어도 하나를 변화시키는 단계를 포함한다.
