The concentration of the gas byproduct is used to determine a processing rate of the substrate. 프로세싱 챔버 내에서 기판을 건식 프로세싱하기 위한 방법이 제공된다. 기판은 프로세싱 챔버 내에 배치된다. 기판은 건식 프로세싱되고, 건식 프로세싱은 적어도 하나의 가스 부산물을 생성한다. 적어도 하나의 가스 부산물의 농도가 측정된다. 적어도 하나의 가스 부산물의 농도는 기판의 프로세싱 레이트를 결정하도록 사용된다.
