Provided is a method for forming a semiconductor device structure, comprising the following steps: forming a film on a substrate; forming a first mask layer on the film; forming a second mask layer, which exposes a first part of the first mask layer, on the first mask layer; performing plasma etching and film formation processes to remove the first portion of the first mask layer and form a protection layer on the first side wall of the second mask layer; and removing a second portion by using the first mask layer and the second mask layer as etching masks. The second mask layer exposes a first portion of the first mask layer.
