The present invention relates to a three-dimensional semiconductor memory device and a method of fabricating the same. The method of fabricating the three-dimensional semiconductor memory device comprises the steps of: forming a thin film structure by stacking sacrificial films and insulating films on a substrate alternately and repeatedly; forming a channel hole which exposes the substrate by penetrating the thin film structure; processing the surface treatment of the sacrificial films which are exposed on the channel hole; forming a channel structure within the channel hole; forming a trench spaced apart from the channel structure, which penetrates the thin film structure; and replacing the sacrificial films exposed in the trench with gate patterns. 본 발명은 3차원 반도체 메모리 장치 및 그 제조 방법에 관한 것으로, 기판 상에 희생막들 및 절연막들을 번갈아 반복적으로 적층하여 박막 구조체를 형성하는 것, 상기 박막 구조체를 관통하여 상기 기판을 노출하는 채널 홀을 형성하는 것, 상기 채널 홀에 노출된 상기 희생막들을 표면 처리하는 것, 상기 채널 홀 내에 채널 구조체를 형성하는 것, 상기 채널 구조체와 이격되어 상기 박막 구조체를 관통하는 트렌치를 형성하는 것 및 상기 트렌치에 노출된 상기 희생막들을 게이트 패턴들로 교체하는 것을 포함하는 3차원 반도체 메모리 장치의 제조 방법을 제공한다.
