PURPOSE: A semiconductor package is made to solve the structural problem of weakening bonding force between a loading plate(10) and a mold compound(60). CONSTITUTION: A package is made to fasten the outer emission of the heat generated in a semiconductor chip(50) through a heat sink(100) exposed to the external, and to block the penetration of humidity effectively which can be proceeded through a bonding interface of a mold compound(60), and also to minimize the ill production rate and to increase the reliability of a product by strengthening the bonding force between a loading plate(10) and the mold compound(60). 본 발명은 반도체패키지에 관한 것으로, 종래 일반 반도체패키지에 있어서 탑재판(10)과 몰드컴파운드(60) 간의 결합력을 약화시키는 구조적인 문제점을 감안하여 안출한 것이다. 본 발명에서는 탑재판 구조에 변화를 줄 경우 습기의 침투를 효과적으로 예방할 수 있다는 점에 착안하여 새로운 형태의 반도체패키지를 발명하게 된 것으로써, 외부에 노출된 방열판(100)을 통하여 반도체칩(50)에서 발생하는 열의 외부방출이 빠르게 이루어지도록 함과 동시에 몰드컴파운드(60)의 결합경계면을 통하여 진행될 수 있는 습기의 침투를 효과적으로 차단토록 함에 그 주된 목적이 있는 것이며, 또한 그와 더불어 탑재판(10)과 몰드컴파운드(60)의 결합력 강화를 통하여 제품의 불량률 최소화 하고 나아가 제품의 신뢰성을 제고할 수 있도록 한 것이다.
