PURPOSE: An exhaust system of an ion implanter and an exhaust method are provided to prevent a corona discharge from being generated in an exhaust line located in the ion implanter by disconnecting a connection loop of a corona discharge mechanism, and to remove a moisture(H2O) in the exhaust line by injecting a nitrogen gas of high temperature. CONSTITUTION: The exhaust system of an ion implanter(10a) has a main exhaust duct(14a) installed on the external of the ion implanter, and exhaust lines(16a) which are installed between an exhaust pump(12a) and exhaust the exhausted gas from an ion generation portion(18a) by the exhaust pump to the main exhaust duct. And, a scrubber(30) is installed in a terminal(4a) of the ion implanter and removes a specific gas and moisture contained in the exhausted gas. And, a gas inflow portion(20) supplies a nitrogen gas for removing the moisture from a nitrogen gas tank to the exhaust line(16a). 본 발명은 이온주입기의 배기 시스템을 개시한 것으로서, 이온주입공정중에 발생된 가스를 배출시킬 때, 이 가스에 함유된 수분 및 특정한 성분의 가스를 제거하고 소음발생을 억제하는 스크루버를 이온주입기의 내부에 위치한 배기라인상에 설치한 구조를 갖는다. 스페이스의 제약을 극복하고 또한 특정한 성분의 가스를 선택적으로 제거하기 위해 카트리지 타입의 복수의 스크루버를 설치할 수 있다. 이온주입기로부터 배기가스가 배출되기 전에, 배기라인의 내벽에 부착된 수분을 제거하기 위하여 질소가스를 주입하는 구조에 의해 배기라인의 내벽에서 코로나 방전이 발생되지 않게 되어 그 배기라인이 타버리게 되는 것을 방지할 수 있다. 또한 이온주입공정중에 발생된 배기가스에 함유된 유독가스를 수분과 함께 제거하고 그리고 소음의 발생을 방지할 수 있다.
