Summary:PURPOSE:To prevent the destruction of data to be held by means of subsequent input data by setting the threshold voltage of a path transistor transferring input data to a data holding circuit to be higher than that of other N-channel MOSFET. CONSTITUTION:When N-channel MOSFET is used for the path transistor, an output signal Vout goes to Vout=Vgs-Vth assuming a gate voltage is Vgs and the threshold is Vth. Then on output voltage is dropped. Thus, the threshold voltage of N-channel MOSFET 301 is set higher (Vtnh>Vth). Consequently, the drop of the output voltage furthermore is increased. Since the threshold voltage of N-channel MOSFET for data output T305 is set higher in the same manner as N-channel MOSFET for data writing T301, N-channel MOSFET for data output T305 whose output is to be prohibited goes to an interrupted state earlier. Thus, the collision time of output data is shortened and accurate output data can be decided at high speed.
