To provide a method for generating an in-die reference for a die-to-die defect detection technique.SOLUTION: An inspection method using an in-die reference includes finding of a similar block of a lithography mask, where the similar block is defined by similar CAD information. On the basis of (i) an area of the similar block and (ii) a spatial relationship between the similar blocks, a comparison distance is selected. On the basis of the comparison distance, the similar blocks are aggregated and a plurality of aggregated areas is provided. On the basis of the plurality of aggregated areas, comparison possible areas of the lithography mask are defined. Using an inspection module, images of at least some comparison possible areas of the comparison possible areas of the lithography mask is acquired.
