To provide a technology capable of placing a semiconductor substrate at a correct position for an edge ring.SOLUTION: A transfer method in substrate processing system has a tray carry-in process, a measurement process, a regulation process, a substrate placement process, and a tray export process. In the tray carry-in process, a tray capable of placing a semiconductor substrate and an edge ring is carried in a placement room provided with a mounting table. In the measurement process, positional information of the edge ring is acquired by measuring the position of the edge ring placed in the tray. In the regulation process, position of the semiconductor substrate is adjusted on the basis of the acquired positional information. In the substrate placement process, the semiconductor substrate after positional adjustment is placed on the tray. In the tray export step, the tray where the semiconductor substrate and the edge ring are placed is exported from the placement room.SELECTED DRAWING: Figure 1 【課題】エッジリングに対して半導体基板を正しい位置に配置することができる技術を提供する。【解決手段】本開示の基板処理システムにおける搬送方法は、トレイ搬入工程と、測定工程と、調節工程と、基板載置工程と、トレイ搬出工程とを有する。トレイ搬入工程では、半導体基板とエッジリングとを載置可能なトレイを、載置台が設けられた載置室に搬入する。測定工程では、トレイに載置されたエッジリングの位置を測定してエッジリングの位置情報を取得する。調節工程では、取得された位置情報に基づき、半導体基板の位置を調節する。基板載置工程では、位置調節後の半導体基板をトレイに載置する。トレイ搬出工程では、半導体基板及びエッジリングが載置されたトレイを前記載置室から搬出する。【選択図】図１
