PROBLEM TO BE SOLVED: To improve the uniformity in pattern etching amount in an up-and-down direction.SOLUTION: A substrate processing method according to an embodiment comprises an etching step, a temperature difference formation step, and a rinsing step. In the etching step, an etchant is supplied to a first face of a substrate with a pattern formed in the first face for pattern etching. The temperature difference formation step is performed in parallel with the etching step, in which a temperature in a lower portion of the pattern is made lower than that in an upper portion of the pattern. In the rinsing step, the etchant remaining on the pattern by supplying a rinse liquid to the first face after the etching step is replaced with the rinse liquid.SELECTED DRAWING: Figure 1B 【課題】パターンの上下方向におけるエッチング量の均一性を向上させること。【解決手段】実施形態に係る基板処理方法は、エッチング工程と、温度差形成工程と、リンス工程とを含む。エッチング工程は、第１の面にパターンが形成された基板の第１の面に対してエッチング液を供給してパターンをエッチングする。温度差形成工程は、エッチング工程と並行して行われ、パターンの下部における温度をパターンの上部における温度よりも低くする。リンス工程は、エッチング工程後の第１の面に対してリンス液を供給することにより、パターンに残存するエッチング液をリンス液に置換する。【選択図】図１Ｂ
