PROBLEM TO BE SOLVED: To reduce the flow rate difference of gas flowing through each gas passage.SOLUTION: A support substrate 20 has a plurality of gas passages 21 in the inside thereof. Each gas passage 21 extends in the longitude direction of the support substrate 20. Respective gas passages 21 are arranged spaced apart from each other in the width direction of the support substrate 20.
