Summary:PROBLEM TO BE SOLVED: To achieve a highly reliable optical semiconductor element which has a simple composition and a semiconductor nanowire having no positional deviation and which makes it easy to form a desired electrode and has less optical loss because high-concentration doping is unnecessary, and which can independently activate each diode structure.SOLUTION: An optical semiconductor element comprises: a semiconductor nanowire 3 which rises up on a surface of a semiconductor substrate 1; a first diode structure 5 which is provided on a lateral face of the semiconductor nanowire 3 and functions by light having a first wavelength; a second diode structure 7 which is provided on the lateral face of the semiconductor nanowire 3 and functions by light having a second wavelength different from the first wavelength; a first electrode 9 electrically connected with the first diode structure 5; and a second electrode 11 which is electrically insulated from the first diode structure 5 and electrically connected with the second diode structure 7.
