Summary:PROBLEM TO BE SOLVED: To obtain a stabilized polarization state without causing cost increase or deterioration of beam shape.SOLUTION: A laminate is laminated on a substrate in which the normal direction of the main surface is inclining by 15 degrees for a crystal orientation (1 0 0) toward a crystal orientation (1 1 1). A strain field due to oxidation exists at least partially near the oxide layer 108a of an oxidation constriction structure included in the laminate. The strain field has different magnitudes of strain field in the X axis direction and Y axis direction. Optical anisotropy by the substrate and optical anisotropy by the strain field near the oxide layer 108a can be added in the optical characteristics of quantum well in the active layer. Consequently, a stabilized polarization state can be obtained without causing cost increase or deterioration of beam shape.
