When the diameter of an inscribing circle C inscribing the cross section of each of the nanowire semiconductors 3 is d, the distance between the adjacent nanowire semiconductors 3 is g, and the height of each of the nanowire semiconductors 3 from a surface of the substrate 2 is h, the ratio (h/g) of the height h to the distance g ranges from 10 to 40, and the diameter d of the inscribing circle C ranges from 100 to 300 nm.
