The process involves the deposition of a layer of amorphous silicon (4) on an amorphous substrate (2) at a temperature below 600 DEG C, and the deposition on this amorphous layer of a layer of polycrystalline silicon (6). The deposition of the layer of polycrystalline silicon (6) causes the amorphous layer to recrystallise in the solid phase into a polycrystalline form (4a). The upper polycrystalline layer is then removed. Procédé de dépôt d'une couche polycristalline à gros grains, couche obtenue et transistor pourvu d'une telle couche. Le procédé consiste à déposer une couche de silicium amorphe (4) sur un substrat amorphe (2), à une température inférieure à 600°C, à déposer sur cette couche amorphe une couche de silicium polycristallin (6), le dépôt de la couche de silicium polycristallin (6) entraînant une recristallisation en phase solide de la couche amorphe sous forme polycristalline (4a) et à éliminer la couche supérieure polycristalline.
