Summary:Effective access to MCM technology relies on available process design rules and process parameters coupled with a robust electronic design environment. The GE HDI MCM process has been broadly applied to many types of advanced system architectures, and recently GE-Corporate Research and Development has achieved the goal of transferring its CAD technology into the hands of a community of system designers. This HDI CAD process is based on a commercial, non-proprietary tool suite that has been successfully utilized at more than 10 remote sites. Three CAE vendor's products are compared for their features relative to HDI technology. The End-User's access of the MCM Foundry is described for CAD/CIM tools and interface mechanisms, from schematics to run-time manufacturing files. Also described are the developments of design kits for these CAE platforms. This reports details the dissemination of the GE HDI design methodology to various sites, compares the CAD tools and techniques involved with the HDI Interface into both the GE prototype and TI Merchant MCM Foundry. It also describes several HDI project case studies involving CAD tool usage and module production, from chip procurement and design transition to finished, tested modules.
