Summary:We designed and fabricated a double-core-slab-waveguide semiconductor laser for end optical pumping, and demonstrated its laser operations. We developed a method of characterization and analysis to evaluate the pumping profile and efficiency, and showed that 10% of the input power entered through a facet edge was used for uniform pumping over the 500 μm cavity and 9% for local pumping within 40 μm near the edge.
Bibliography:(a) Sample structure of double-core-slab-waveguide semi conductor laser. The first core (core 1) includes active layers of 3-period 8 nm GaAs quantum wells. A second core (core 2) on top of an upper cladding layer is added to guide pumping light. $x_{\text{Al}}$ shows averaged Al concentration of AlGaAs digital alloy. (b) Setup for end optical pumping and measurements. On-axis emission spectra are detected in the backward scattering geometry and off-axis emission images on the $y$--$z$ surface by a microscope in the $y$-direction. On-axis output intensity of spontaneous and stimulated emissions versus pumping power $P_{\text{pump}}$ at 5 K for pumping wavelength (photon energy) of 764 nm (1.622 eV). Inset shows emission spectra at four pumping levels of $P_{\text{pump}}$. (a) Microscopy $z$--$x$-spatial image of off-axis spontaneous emission intensity from 3QWs shown by false colors on a log scale. (b) Pumping profile along the $z$-axis obtained by integrating the above image in the $x$-direction. Dotted vertical lines indicate the positions of cavity facet edges. (a) Red squares ( ) and blue triangles ( ) show measured locally and uniformly absorbed pump powers $P_{1}$ and $P_{2}$ via modes $E_{1}$ and $E_{2}$ plotted in arbitrary units, which were evaluated from the red and blue areas in Fig. (b). Calculated pump-power portion $|c_{1}(y_{\text{c}})|^{2}=P_{1}/P_{\text{in}}$, $|c_{2}(y_{\text{c}})|^{2}$, and $P_{2}/P_{\text{in}}$ are shown by red solid, blue dashed, and blue solid curves, respectively. (b) Calculated electric field amplitudes of the two TE modes $E_{1}$ and $E_{2}$. Vertical lines show regions of core 1 and core 2.
