Summary:InGaAsP/InP metal-clad ridge-waveguide distributed feedback lasers with an improved device structure were made by single-step liquid-phase epitaxy. With -20 nm detuned Bragg wavelength, χ L around 1-2 and 0.08-0.1 µm active layer thickness the linewidth of 400-800 µm long as-cleaved lasers is as small as 2 MHz at 10-15 mW optical power.
