This substrate processing method involves: a substrate holding step in which a substrate is held in a substrate holding unit; an ozone-containing hydrofluoric acid solution supply step in which an ozone-containing hydrofluoric acid solution formed by dissolving ozone in a hydrofluoric acid solution is supplied to one principal surface of the substrate being held by the substrate holding unit; a brush cleaning step in which, after the ozone-containing hydrofluoric acid solution supply step, a cleaning brush is brought into contact with the one principal surface of the substrate to clean said one principal surface; and an ozone water supply step in which, after the ozone-containing hydrofluoric acid solution supply step and prior to the brush cleaning step or in parallel with the brush cleaning step, ozone water is supplied to the one principal surface of the substrate.
