Provided is a photomask blank comprising a transparent substrate and a chromium-containing film, wherein the chromium-containing film may comprise only a region (A); the region (A) and a region (B); the region (A) and a region (C); or the region (A), the region (B), and the region (C). In particular, the region (A) comprises a chromium compound containing chromium, oxygen, and carbon, wherein the content of each element contained therein continuously changes in a thickness direction, wherein the closer to the transparent substrate, the higher chromium content and the lower carbon content; the region (B) is formed contiguous with the region (A) and contains the chromium compound, wherein the content of each element contained therein is uniform in the thickness direction; and the region (C) is formed on a side of the chromium-containing film that is farthest from the transparent substrate and contains the chromium compound, wherein the content of each element contained therein continuously changes in the thickness direction, wherein the closer to the transparent substrate, the lower the oxygen content. Accordingly, as a good cross-sectional profile is obtained from the chromium-containing film by oxygen-containing chlorine-based dry etching, a fine photomask pattern may be formed with high precision.
