The method may include the steps of: detecting an actual image corresponding to a pattern on a substrate; detecting a first hot spot corresponding to a ghost image of the actual image, which is a defect in the pattern; and detecting a second hot spot having wider dimension than the first hot spot. 본 발명은 패턴 검사 방법, 기판 제조 방법 및 그에 사용되는 기판 제조 장치를 개시한다. 그의 방법은, 기판 상의 패턴에 대응되는 실측 이미지를 검출하는 단계와 상기 패턴의 불량인 상기 실측 이미지의 고스트 이미지에 대응되는 제 1 핫 스팟을 검출하는 단계와, 상기 제 1 핫 스팟 보다 넓은 면적을 갖는 제 2 핫 스팟을 검출하는 단계를 포함할 수 있다.
