Summary:In this paper, we analyze the phase shift characteristics of modified uni-traveling carrier photodetector. As a major component of nonlinearity and noise, the phase shift shows a certain correlation with the power of the input optical signal and the bias voltage. The paper explains the reasons for this phenomenon through calculations. On this basis, an optimized design of the high-speed high-power MUTC-PD is carried out. By designing the thickness of each layer and the doping concentration, under the condition that the output current is 40 mA, the phase shift of the photodetector decreases from the initial 0.19 to 0.04 rad.
